T.J. Watson School of Engineering & Applied Science - Electronics Research at BU - Engr. & CS Faculty work in these areas - The General Engineering Minor Dr. Daryl L. Santos Director EDD Program Professor SSIE Department 1 Outline / Today s Objectives - Global from a Local Perspective - Electronics Manufacturing - Lead (Pb) free solders - BU s Center of Excellence (CoE) - IBM s Asset Recovery Center - The General Engineering Minor at BU 2 TJ Watson School Fast Facts - Founded in th Largest Engineering School in New York State - Fastest Growing - Since 1997, 90% increase in space available to the Watson School -Renovations to Engineering Building -Space in Library Building -Space in the Innovative Technologies Complex -Research Facility at Endicott Interconnect Technologies -New Engineering Building (not part of the 90%!!) 3 TJ Watson School New Bldg $66M Opening:

We ll look at some Global Issues from a Local Perspective 5 Famous Local Companies/History? Link Flight Simulation Endicott Johnson (EJ) Shoes 6 Famous Local Companies/History? Pop-Quiz: What s the name of your school? 7 The Valley Source: local.google.com 8 2

The Valley - Some say it s the original Silicon Valley - Birthplace of IBM (Endicott, NY) - Perhaps due to IBM s presence, many companies (large and small) have been in the valley: - Universal Instruments - Endicott Interconnect Technologies - Hadco / Sanmina - SCI - Lockheed Martin - BAE Systems - On and on. - Electronics Packaging has a long history here!! 9 Figure: Montgomery s Fundamentals of Modern Manufacturing 10 Level 2 Assembly SMT Typical Process Steps (Simplified) - Solder Paste Deposition Source: Coombs - Pick-and-Place Components - Reflow (solder) Solder: 63Sn/37Pb 11 EDD Test Engineering Vehicle of a Design Multidisciplinary Division Project I m Working On Board Design & Layout U2 U14 O/P Accelerometer U8 Strain Gage PCB designed as per JEDEC standard JESD22-B111 (units in mm) CABGA100 I/Os 10 x 10 (100) Pitch 0.8mm Ball diameter- 18 mils Surface Finish ENIG Solder Alloy SAC 305 Pad geometry SMD U4 U Daisy chained components with complementary daisy chains on the board side Group I (Center) = U8 Group II (Corner) = U2, U4, U12 and U14 Board- FR4 2 layer board Surface Finish- Cu-OSP Pad diameter-13mils Holes to mount the board on Drop table 3

TJ Watson School The Valley, Being Rich in Electronics Expertise, made it sensible to have the Watson School focus on electronics manufacturing research 13 - Why is this important? 14 - Who made this a global issue? - Foreign legislative efforts! - RoHS and WEEE Directives - Restriction of Hazardous Substances (RoHS) - Waste Electrical and Electronic Equipment (WEEE) - Created by the European Union (Enacted ~ 2006) - Japan - USA did not have legislative efforts in place! - What are the implications? 15 - Regarding Level 2 SMT Assembly, this factors into solder paste selection (Pb-free solders) - Drop-in replacement? - No - Candidate Pb-free alloys: SAC Family free alloys: SAC Family - Tin (Sn) / Silver (Ag) / Copper (Cu) - Higher melting point than Sn/Pb - Implications? 16 4

- Another Implication of going to Pb-free solders: - Don t have the reliability data! - Sn/Pb solders have been around for decades, there is a ton of reliability data - Before releasing Pb-free products to market, they need to be assessed for their reliability (can do so via accelerated testing techniques) 17 - As mentioned earlier, many faculty at BU (Watson and Harpur) work in EP - Personally, I have worked on EP projects with: - Dr. Eric Cotts (Physics) - Dr. Jim Pitarresi (Mechanical Engineering) - Dr. Howard Wang (ME and Materials) - Dr. Wayne Jones (Chemistry) - Use of nanomaterials for EP 18 A New York State Center of Excellence Center for Autonomous Solar Power Not a complete list, by a long shot! 19 Source: camm.binghamton.edu 20 5
