1 Technical Data Sheet AURALL 305M Electrolytic Gold For Electronic Finishing Applications Regional Product Availability Description Advantages North America AURALL 305M Electrolytic Gold produces semibright, ultra-pure 24-karat, ductile deposits. AURALL 305M Electrolytic Gold is used to plate semiconductor components, ceramic packages, multilead headers, or lids in rack and barrel operations, with reduction of gold losses normally attributed to overplating or excessive use of "shot" required to achieve minimum thicknesses in low current density areas. Barrel efficiency and uniformity of deposition are excellent, even when plating loosely packed, poorly tumbling loads. AURALL 305M Electrolytic Gold meets the requirements of Mil Spec. G45204C, Type III, Grade A. Outstanding throwing power Excellent deposit uniformly over complicated shapes Excellent ability to alloy, bond and solder Deposit Properties Purity: 99.9+% Density: 19.2 g/cc at 25 C Hardness Range: Knoop Bath Make-up Make-up Procedure Chemicals Required Metric (U.S.) AURALL Make-up Solution 75% ml/l (75% v/v) AURALL 305M-1 Additive 55 ml/l (5.5% v/v) Gold Metal as 8 g/l (1.0 toz./gal.) Mix thoroughly. 3) Distilled or D.I. water should then be added to bring level of plating tank up to approximately 90% of final volume. Heat solution to 48 C (118 F). 4) Dissolve Potassium Gold Cyanide separately in warm distilled or D.I. water and add to the above. 5) Add AURALL 305M-1 PGC Replenisher. Mix thoroughly. 6) Add and mix. Page 1 of 5 AURALL 305M Electrolytic Gold / Interconnect Technologies March 2016

During this period, it is recommended that stabilizer concentration be increased accordingly, up to a maximum of 80 ml/l (8.0% v/v). **Note: Lower temperatures will generally produce brighter deposits as well as reduce the amount of gold immersion on hybrid packages. Bath Maintenance Potassium Gold Cyanide Gold metal is replenished by additions of Potassium Gold Cyanide. Replenishment is based upon analytical testing of gold metal concentration or on an amp minute schedule confirmed by analysis. Add 1 troy ounce of gold metal every amp minutes dependent upon cathode efficiency. Page 2 of 5 AURALL 305M Electrolytic Gold / Interconnect Technologies March 2016

3 Bath Maintenance (cont d) Replenishment per Every Troy Oz of Gold Added Aurall 305M-1 PGC Replenisher: 200 ml : 9 ml If deposits have become red or brown in appearance, up to 2.5 ml/l (0.25% v/v) of Pure Gold Brightener may be added. This may particularly be required after idle periods. AURALL Acid Salt ph should be measured daily and maintained in the recommended range. Solution ph is lowered by additions of AURALL Acid Salt. Add 2.4 g/l (0.15% v/v) AURALL Acid Salt to lower ph by 0.1 unit. Solution ph is raised by additions of potassium hydroxide. Add 1.5 g/l (0.0.5% v/v) potassium hydroxide to raise ph by 0.1 unit. AURALL Conductivity Salts Specific gravity should be measured daily and maintained in the recommended range by additions of AURALL Conductivity Salts. Ten (10.0) g/l AURALL Conductivity Salts will raise the specific gravity by Stabilizer concentration should be measured twice weekly and maintained in the recommended range by additions of. See analytical procedure for. Ten (10.0) ml/l will raise concentration by 1.0%. AURALL 305M-1 Additive Supplementary additions of AURALL 305M-1 Additive are not usually required. If deposits become too bright, or a loss in thickness distribution is observed; 10 ml/l of AURALL Additive may be added. Determination of I. Applicable Products a) AURALL 305 b) AURALL 305M II. III. 5 Handling Precautions Storage Disposal Considerations Product Stewardship Customer Notice Before using this product, consult the Material Safety Data Sheet (MSDS)/Safety Data Sheet (SDS) for details on product hazards, recommended handling precautions and product storage. WARNING! DO NOT ACIDIFY this product or working bath containing this product below specified operating ph range, or below ph 7 if no range is specified. Acidification may release highly toxic cyanide gas, which can be fatal if swallowed, inhaled or absorbed through the skin. CAUTION! Keep combustible and/or flammable products and their vapors away from heat, sparks, flames and other sources of ignition including static discharge. Processing or operating at temperatures near or above product flashpoint may pose a fire hazard. Use appropriate grounding and bonding techniques to manage static discharge hazards. CAUTION! Failure to maintain proper volume level when using immersion heaters can expose tank and solution to excessive heat resulting in a possible combustion hazard, particularly when plastic tanks are used. Store products in tightly closed original containers at temperatures recommended on the product label. Dispose in accordance with all local, state (provincial) and federal regulations. Empty containers may contain hazardous residues. This material and its container must be disposed in a safe and legal manner. It is the user's responsibility to verify that treatment and disposal procedures comply with local, state (provincial) and federal regulations.
